摘要: | 本論文提出應用於1.95GHz多功率模態功率放大器。由於一般手持裝置在傳輸時,輸出功率會隨基地台遠近而有所改變,而使用效率會與輸出功率呈現正向關係,使得低功率傳輸的使用效率不佳。藉由增加不同功率模態,隨不同傳輸距離做切換,即可改善使用效率問題。電路架構採用兩級串接形式放大電路,分別為驅動級與功率級,偏壓皆操作在AB類。本多功率模態功率放大器提出三種運作模式,分別為高功率模式(High Power Mode; HPM)、中功率模式(Medium Power Mode; MPM)以及低功率模式(Low Power Mode; LPM),藉由切換功率單元(Power Cell)數目以及偏壓的改變來達成。在各基極端(Base)也加入了溫度補償偏壓電路,使電路更加穩定。從量測結果可得HPM的1dB功率壓縮增益點為27.2dBm,對應的效率為19.2%,功率倒退(Power Back-Off)為5dB時,其使用效率可由10%上升至19%,功率倒退10dB時,可由6%提升為17%。 This thesis proposed a 1.95GHz multi-power-mode power amplifier using TSMC SiGe BiCMOS process. Generally to enhance the communication quality and save the battery life, the power amplifier in handheld device can auto-change power level when changed the distances between itself and the base station. Because the output power is forward related to efficiency, and thus the efficiency is poor when operated in the lower-power mode. To increase the efficiency in low-power region, the three-power mode power amplifier has been proposed by using power cell switchable and supply voltage adjustable, such as high-power mode, medium-power mode, and low-power mode. The proposed structure is used two cascade stages called one driver stage and one power stage to amplify circuit, and biased at class-AB. To enhance the temperature stable, the adaptive bias circuit is adapted on the base of power cell of HBT. The measured results show the 1dB compression power is 27.2dBm in the high-power mode and the corresponding efficiency is 19.2%. When power back-off 5dB and 10dB, efficiency can improve from 10% to 19% and 6% to 17% in the medium- and low-power modes. |
